چکیده

A novel design-friendly device called the transistor-injected dual doping quantum cascade laser (TI-D2QCL) with two different in each stack of a homogeneous superlattice is proposed. By adjusting base-emitter bias Vbe bipolar transistor to supply electrons regions, charge quasi-neutrality can be achieved generate optical transitions cascading stack. These are then stacked and amplified contribute broad flat gain spectrum. Model calculations designed TI- D2QCL show that spectrum ranging from 9.41um 12.01um relative bandwidth 0.24 obtained, indicating pattern may open new pathway appealing applications both MIR THz frequency ranges, wideband generations advanced comb technologies.

Multicomponent gas analysis using broadband quantum cascade laser spectroscopy.

We present a broadband quantum cascade laser-based spectroscopic system covering the region between 850 and 1250 cm(-1). Its robust multipass cavity ensures a constant interaction length over the entire spectral region. The device enables the detection and identification of numerous molecules present in a complex gas mixture without any pre-treatment in two minutes. We demonstrate that we can d...

Optomechanical spectroscopy with broadband interferometric and quantum cascade laser sources.

The spectral tunability of semiconductor-metal multilayer structures can provide a channel for the conversion of light into useful mechanical actuation. Responses of suspended silicon, silicon nitride, chromium, gold, and aluminum microstructures are shown to be utilized as a detector for visible and IR spectroscopy. Both dispersive and interferometric approaches are investigated to delineate t...

Frequency stability of a dual wavelength quantum cascade laser.

We characterized the dual wavelength operation of a distributed Bragg reflector (DBR) quantum cascade laser (QCL) operating at 4.5 μm using two independent optical frequency discriminators. The QCL emits up to 150 mW fairly evenly distributed between two adjacent Fabry-Perot modes separated by ≈11.6 GHz. We show a strong correlation between the instantaneous optical frequencies of the two lasin...

Quantum dot cascade laser

UNLABELLED We demonstrated an unambiguous quantum dot cascade laser based on InGaAs/GaAs/InAs/InAlAs heterostructure by making use of self-assembled quantum dots in the Stranski-Krastanow growth mode and two-step strain compensation active region design. The prototype generates stimulated emission at λ ~ 6.15 μm and a broad electroluminescence band with full width at half maximum over 3 μm. The...

Quantum cascade laser technology

In the mid-infrared spectral region, where continuous wave room temperature operation of the QCL devices was achieved in the previous phase of the program, the main goal will be to further broaden the frequency range over which these high performances are achieved. Another important topic is the fabrication of devices with a very large frequency tuning capability, which will enable the spectros...
